Dr. William C. Mitchel is Senior Scientist for Electromagnetic Materials, Materials and Manufacturing Directorate, Air Force Research Laboratory, Air Force Materiel Command, Wright-Patterson Air Force Base, Ohio. He is a member of the scientific and technical cadre of senior executives. Dr. Mitchel heads a major in-house research program on wide bandgap materials aimed at developing novel semiconductor materials for high-temperature and high-power devices needed for Air Force sensor and power systems. His responsibilities include conduct research on the electronic transport properties of semiconductor materials and heterostructures. Dr. Mitchel's in-house research has covered a range of semiconductor materials, from neutron transmutation doped silicon through gallium arsenide, to III-V heterostructures and semi-insulating silicon carbide. The emphasis has been on determining electronic properties, and investigating and identifying point defects. His most recent research has focused in two areas -- deep-level defects in semi-insulating silicon carbide, and the electrical transport properties of two-dimensional electron gases in aluminum gallium nitride/gallium nitride heterostructures. Dr. Mitchel has written or co-written more than 100 journal articles and 50 conference proceedings papers.
